Toshiba ST1500GXH24 IEGT Power Module
The Toshiba ST1500GXH24 is an Injection Enhanced Gate Transistor (IEGT) power module rated at 1500 A continuous current and 2400 V blocking voltage. It is designed for high-power industrial applications such as medium-voltage drives, wind turbine converters, and traction systems. This module is compatible with Converteam (now GE Energy) power stacks and PIB 651A assemblies, offering low conduction losses and high short-circuit ruggedness.

Thermal and Mechanical Properties

Protection Features
The ST1500GXH24 includes an integrated temperature sensor (NTC thermistor) and a built-in gate resistor for controlled switching. It withstands short-circuit conditions (tsc > 10 µs at 1200 V, VGE = 15 V). The module also features a soft punch-through (SPT) structure that limits voltage overshoot during turn-off, improving reliability in hard-switching converters.
Applications
This IEGT is typically found in Converteam MV7000 drives, GE Power Conversion LV6 series, and wind turbine full-converter systems (e.g., GE 2.5 MW). It can be paralleled for higher current ratings. The module is compatible with standard gate driver boards such as Toshiba GDR-2400 or Converteam PIB 651A interface cards.

Qualified according to IEC 60747-15 and JEDEC standards. Power cycling capability: 50,000 cycles (ΔTj=70°C). Storage temperature: -40°C to +125°C.
